چکیده مقاله:
A novel structure of Field-Effect Transistor (FET) combined with Carbon Nano-Tubes (CNT) has been constructed, proposed and used for controlled electrolysis. The MOSFET is made according to Standard NMOS Fabrication flow chart using the advantage of self-aligned process. Since the growth is done in the plasma and high temperature environment, we observed that the impurities escaped from the MOSFET and it does not work. So a thick layer of chromium (200nm) is deposited on the whole structure as a passivating layer and just the drain region of the MOSFET is exposed using the conventional photolithography. Afterward a thin layer of nickel (10nm) is deposited and patterned as the catalyst of CNT growth. the CNTs are grown in a DC-PECVD system. Following this step, the chromium layer is etched away completely. After the growth, the transistors need an annealing process in Argon chamber at 500oC for 5 hours to retrieve their electrical behaviour. We believe this happens because the atomic hydrogen can pass through the chromium layer and passivate the impurities. In this structure, the CNT collection is used as one-side electrode of electrolysis and the MOSFET acts as the current controller. We tested the structure to electrolyze a mixture of water and salt and observed a well controlled electrolysis current-voltage characteristics.
